A note on names. The ideal square law is the model derived on S2a 4c and nothing more. The Level 1 model — SPICE LEVEL = 1, Shichman–Hodges — is that square law together with the body effect (γ) and channel-length modulation (λ). Velocity saturation, mobility reduction and sub-threshold conduction are not part of Level 1; they are the S2b short-channel effects, and capturing them is what the higher SPICE levels and BSIM are for.
